Performance Assessment of a Junctionless Heterostructure Tunnel Fet Biosensor Using Iii-V Compound Semiconductor

Biosensors based on tunnel FETs for label-free detection have been studied extensively in recent years, where a nanogap is introduced under gate electrode to electrically sense the characteristics of bio-molecules. In this paper, we propose a novel nanogap embedded dielectric modulated junctionless tunnel FET biosensor, where detection sensitivity of different biomolecules can be controlled and adjusted by dual material gate. Influences of different tunnel gate and auxiliary gate work function on sensitivities are explored. In addition, neutral and charged biomolecules are considered to simulation device-level gate effects. The influence of different dielectric constant at fixed charge density is also studied. Simulation results show that dual material gate junctionless heterostructure tunnel FET (DMG-HJLTFET) biosensor provides higher switch ratio and higher sensitivity
